PURPOSE:To prevent deterioration in high speed response by a light absorption layer by providing a section for forming a predetermined oblique angle to a stripe direction of a position opposed to a front end to a rear end on a current block layer. CONSTITUTION:The edge 33, i.e., a light emitting surface, is formed by cleaving at the front end 25a of an active layer 25a in a light emitting unit 32. Further, a section 34 is formed by such means as cleaving at a position opposed to the end 25 to the rear end 25b of the layer 25 at the edge region 222c of a current block layer 22. The section 24 is set, for example, at an oblique angle in a plane xz to the stripe direction of the layer 25 at about 70 degrees to the surface 111A. The section 34 is formed, for example, over the layer 22, an upper clad layer 26, a contact layer 27 and an insulating film 29. The section 34 scatters light generated to the layer 25 by current injection or accelerates to emit the light to an outer space due to a refractive index difference. |
