1334053 Gallium arsenide phosphide MATSUSHITA ELECTRIC INDUSTRIAL CO Ltd 21 Sept 1970 [20 Sept 1969] 44831/70 Heading C1A A mixed crystal of gallium arsenide phosphide is prepared by heating gallium arsenide and gallium phosphide to a predetermined temperature in a gallium solvent to dissolve the gallium arsenide and gallium phosphide and reducing the temperature to a lower value to precipitate the arsenic and phosphorus components in quantities corresponding to the decrements in solubilities. The quantity of the phosphorus or arsenic component is limited to a value smaller than the solubility at the higher temperature and greater than the solubility at the lower temperature.
