<p>PURPOSE:To improve anti-heatcycle characteristic by jointing a ceramic substrate made of aluminum nitride and a metallic container through heat-resistant adhesive, thereby relieving thermal distorsion caused by differential thermal expansion through the heat-resistant adhesive. CONSTITUTION:Mixture powder paste of molibdenum and titanium oxide is screen printed onto one face of a ceramic substrate 7 mainly composed of aluminum nitride and added with about 4% of yttrium oxide as ignition promoting agent, then a metallized layer is formed through burning thereafter a conductive layer 8 of desired pattern composed of gold galvanization layer is formed thereon so as to joint a semi-conductor element 9. Then an aluminum diecast container 12 is thermally jointed to the opposite side through heat-resistance adhesive 11, i.e. a thin silicon resin board, and the interior of the container 12 is sealed with resin. Consequently, anti-heat cycle characteristic, heat radiation performance and reliability can be improved.</p> |
