1,151,277. Production of crystalline bodies of Group IIb chalcogenides. PHILIPS ELECTRONIC & ASSOCIATED INDUSTRIES Ltd. 1 June, 1967 [4 June, 1966], No. 25268/67. Heading C1A. [Also in Division C7] A crystalline body of a chalcogenide of an element from Group II B of the Periodic System or of a mixed crystal of a plurality thereof is made by epitaxially depositing the chalcogenide from the vapour phase on to a single crystal germanium substrate body and removing at least the major part of the substrate material electrolytically. Dissolved cyanide, particularly dissolved complex cyanide, e.g. an alkali-ferricyanide, may be used as the electrolyte and the process may be carried out by a transport reaction with H 2 . Further layers of any of the said chalcogenides may successively be deposited on the Ge body. Specified chalcogenides are CdSe, ZnSe, and HgSe. |
