PURPOSE:To provide a change of laser properties and stable oscillation by providing a V-shaped groove in a growth layer to be seamed in counter bias on a substrate, forming a multilaminated growth layer and controlling the width of a void layer in a counter bias seamed surface in terms of voltage. CONSTITUTION:A V-shaped groove is provided in a growth layer to be seamed in counter bias on a substrate, and a multilaminated growth layer having an active layer is formed on the groove. Then the width of a void layer on the counter-bias seamed surface is controlled in terms of voltage. For instance, an epitaxial growth layer 2, 3 having a P-N junction surface 12 is laminated on a substrate 1 and then a V-shaped groove 4 is provided. Over this groove, a clad layer 5, 7 and a cap layer 8 are laminated with an active layer 6 sandwiched in between, so that a P side electrode 9, an N side electrode 10 and a control electrode 11 are formed. The P-N junction surface 12 is connected in counter bias and a voltage is controlled. On account of this process, the width of a void layer is controlled. In this manner, laser properties can be changed and a laser element capable of changing laser properties and oscillating a stable and single mode can be obtained. |
