<p>PROBLEM TO BE SOLVED: To reduce fluctuation of internal Vpp generated by an internal Vpp generating circuit. SOLUTION: This circuit is constituted with three charge pump circuits 111, 121, 131, three oscillation circuits 112, 122, 132, three clock buffer circuits 113, 123, 133, and three CP output control circuits 114, 124, 134. Reference voltage is generated by a reference voltage generating circuit, and supplied to an internal Vpp generating circuit. Internal Vpp detecting voltage (i.e., voltage performing OSC control operation) of three CP output control circuits 114, 124, 134 are designed so as to be different respectively. When internal Vpp detecting voltage of each three CP output control circuit 114, 124, 134 is made VRn (n=1-3), relation between them is made VR1<VR2<VR3, and VR3 is set so as to be equal to voltage of internal Vpp which is desired to perform desired control.</p> |
