LIGHT-EMITTING DIAMOND ELEMENT

摘要

PURPOSE: To provide a light-emitting diamond element which can improve a light-emitting strength by heightening an activating ratio of a carrier. CONSTITUTION: The present light-emitting diamond element has an insulating diamond layer 3 consisting of a natural diamond and an upper surface of which is formed on a substrate 2 to become a (100) surface, a doped layer 4 formed on the surface or under a surface layer of this insulating diamond layer, boron concentration of which is not less than 10<19> cm<-3> and thickness of which is not exceeding 300Å and electrodes 5 and 6 impressing a current on this doped layer.
