The present invention provides a preparation method of gallium nitride nanopowder, comprising: supplying thermal plasma jet-generating gas to generate thermal plasma jet (step 1); using the thermal plasma jet generated in step 1 to melt and vaporize gallium material powder (step 2); injecting a reactant gas into the gallium material powder vaporized in step 2 (step 3); and cooling the vaporized powder (step 4). The preparation method of gallium nitride nanopowder according to the present invention uses a thermal plasma jet to produce gallium nitride nanopowder and has the effect of producing highly-pure and highly-crystalline gallium nitride nanopowder in large quantities over a short period of time. According to the present invention, not only the gallium material powder, but also gallium compound powder, particularly inexpensive gallium nitrate hydrates can also be used to produce gallium nitride. |
