The present invention relates to a semiconductor device and an operating method thereof. The semiconductor device comprises: a plurality of cell strings connected between bit lines and a source line and including a plurality of memory cells connected to the word lines; a peripheral circuit configured to apply programmed voltage to a selected word line among the word lines, then apply pass voltage to the rest, the non-selected, word lines, and program selected memory cells connected to the selected word line; and a control circuit controlling the peripheral circuit to float the non-selected word lines temporarily while the selected memory cells are being programmed.
