<P>PROBLEM TO BE SOLVED: To provide a photonic mixer applicable to use at a high modulation frequency. <P>SOLUTION: The photonic mixer includes: a couple of injecting contact regions 3, 4 for injecting the majority carrier-current into the semiconductor substrate; and detector regions 7, 8 for collecting the photocurrent. The injecting contact region 3, 4 is doped with a dopant of the first conductivity P<SP>+</SP>type at a higher dopant concentration than the semiconductor substrate 1. The detector region 7, 8 is doped with a dopant of a second conductivity-type n<SP>+</SP>opposite to the first conductivity-type such that it forms junctions 11, 12 provided on the semiconductor substrate 1, zones of the semiconductor substrate 1 around the junctions 11, 12 are depleted substrate zones 101, 102. The couple further have a field-shaping zone of the first conductivity-type p<SP>-</SP>, defining the lateral edge of the couple and having a dopant concentration higher than the dopant concentration of the semiconductor substrate. <P>COPYRIGHT: (C)2011,JPO&INPIT |
