摘要 PROBLEM TO BE SOLVED: To provide a surface light-emitting device which is provided with a light-emitting layer having a desired emission spectrum, in the surface light- emitting device which is provided with the light-emitting layer comprising a plurality of quantum wells in which peak wavelengths of emission spectrums are different from one another so as to enlarge an operating temperature range and a manufacture margin. SOLUTION: Distances d12 and d23 among active layers 18, 22 and 26 are set at about 110(nm), and optical length thereof is set at about 1/2 wavelength of resonance wavelength, that is synthetic peak wavelength, thereby the distances d12 and d23 among them is longer enough than the coherent length of an electron in an optical resonator, and formation of new level by coupling between quantum wells is suppressed. Thereby, since emission spectrums of each of active layers 18, 22 and 26 are kept at respective natural monolayer emission spectrum, a spectrum of the light which is generated in a light emitting diode 10 and exits through a light taking-out part 48, that is, a gain spectrum, is obtained in such a way that the monolayer emission spectrums of individual active layer, 18, 22 and 26, are simply superposed and synthesized.
