<P>PROBLEM TO BE SOLVED: To provide a highly efficient light-emitting element whose light extraction efficiency can be drastically improved, which can shorten time required in a manufacturing process, and which can be manufactured inexpensively. <P>SOLUTION: A light-emitting element comprises a semiconductor layer 5 comprising a laminated body in which a first conductivity type gallium nitride-based compound semiconductor layer 5a, a light-emitting layer 5b comprising a gallium nitride-based compound semiconductor, and a second conductivity type gallium nitride-based compound semiconductor layer 5c are sequentially laminated. In the light-emitting element, a convexo-concave structure 6 comprising protrusions isolated from each other is regularly formed on the front surface of any one or more of the first conductivity type gallium nitride-based compound semiconductor layer 5a and the second conductivity type gallium nitride-based compound semiconductor layer 5c. Further, when the height of the protrusion is x, the length of the bottom side of the protrusion is y, and an interval between the protrusions is z, it is desirable to meet the condition of x≥(y+z). <P>COPYRIGHT: (C)2008,JPO&INPIT |
