PROBLEM TO BE SOLVED: To prevent prolongation of refresh cycles even when conducting additional refresh operations.SOLUTION: A semiconductor device comprises: an access analysis circuit 50 that generates a detection signal FLG on the basis of an access history to a memory cell array 11; a control circuit 41 that generates a refresh execution signal RREFT one or more than two times in response to a refresh start signal IREF; and a refresh execution circle 12 that refreshes a prescribed memory cell MC included in the memory cell array 11, in responce to the refresh execution signal RREFT. The control circuit 41 is configured to switch the number of times of the refresh execution signals RREFT to be generated in responce to the detection signal FLG. According to the present invention, the occurrence time of the refresh execution signal varies with the access history, and thus, a refresh cycle is not prolonged even when conducting an additional refresh.SELECTED DRAWING: Figure 4 |
