摘要 PURPOSE:To contrive to enhance the rate of increase of a turn-on current, and to enable to reduce the distance between the edge parts on the gate electrodes side of the turn-on regions and the main electrodes of a controlled rectilfier element by a method wherein middle electrodes and he main electrodes are connected with inductance elements, and a part of the curn turn-on current is by-passed to the main electrodes from the middle electrodes. CONSTITUTION:A turn-on current i1 to flow immediately after thrn-on from the obstructed condition is controlled according to resistance of FI regions 8. When expanse of turn-off regions advances up to middle electrodes 9, the turn-on current i3 having a tendency to increase owing to reduction of resistances between the turn-on regions of the FI regions 8 and cathode electrodes 6 intends to flow to the cathode electrodes 6 passing inductance elements 10 from the middle electrodes 9. When expanse of the turn- on regions advances up to the neighborhood of the cathode electrodes 6, resistances between the turn-on regions of the FI regions 8 and the cathode electrodes 6 and reduced extremely to enlarge the turn-on current i4 to flow directly to the cathode electrodes 6, while the turn-on current i3 flowing from the turn-on regions between the inside circumferential edge parts of the FI regions 8 and the middle electrodes 9 is by-pass to the cathode electrodes 6 passing the inductance elements 10 from the middle electrodes 9.
