PURPOSE:To construct an optical RSFF whose input and output are both binary by causing a transition of the optical input amount injected into the active layer for resetting the output, and causing a transition of the optical input amount injected to a photoconductive type photo detector serially connected to a semiconductor laser for setting the output. CONSTITUTION:A buried type semiconductor laser 201 is serially connected to a photoconductive type photo detector 204 through an N-type high- concentration layer 202 and an N-type metallic layer 203, an optical reset signal 206 enters from one end of the semiconductor laser 201, a set signal 207 enters the photoconductive type photo detector 204, and an optical output 208 is taken out from the other end face of the semiconductor laser 201. With this constitution, a high level to low level transition of the optical input amount injected into the active layer is made for resetting the output, and a high level to low level transition of the optical input amount injected into the photoconductive type photo detector 204 is made for setting the output, constructing an optical RS flip-flop wherein the input and output are both binary.
