<p>PROBLEM TO BE SOLVED: To reduce a spot of light beams as a minute light source of a color laser printer, etc., by a method wherein a nitride semiconductor laser element having a wave guide path is operated with a current of less than a threshold current in a current-optical output characteristic, and lights emitted from an end plane are used as light emitting diode beams. SOLUTION: In a nitride semiconductor laser element having a device structure forming a wave guide path which is superior in confining lasers, it is operated with a current to such a degree that laser beams are not oscillated, namely a current of less than a threshold current, whereby emitted lights are fetched out from an end plane relevant to a resonance plane to externally, thereby obtaining blue and green colors, and obtaining an end plane light emitting diode which can use these lights for a minute light source, a display, a color laser printer, or the like. Incidentally, in the wave guide path, at least an n-type guide layer 5, an active layer 6 of a quantum well structure containing In, a p-type electronic confining layer 7, and a p-type guide layer 8 are laminated in this order between clad layers 4 and 9 containing Al.</p> |
