A method of implanting atoms of an element in a semiconductor body to change properties associated with the body, in which a layer comprising the element is provided on the body and bombarded with ions which by energy transfer cause atoms of the element to enter the body. The composition and thickness of the layer on the semiconductor body in the path of the bombarding ions being such that the majority of the ions bombarding the layer are absorbed in the layer without entering the semiconductor body.
