发明名称 EVALUATING METHOD OF COMPOSITION OF MIXED CRYSTAL
摘要 PURPOSE:To evaluate the composition of a mixed crystal, by obtaining an intensity ratio of two different LO phonon peaks in the Raman spectrum of a three- element mixed crystal compound, and comparing the ratio with a calibrating curve of intensity and composition. CONSTITUTION:The Raman spectrum of laser and the like from an AxB1-xC type mixed crystal (e.g., InAs1-xPx) is measured. An intensity ratio of two different LO phonon peaks is obtained. The ratio is compared with a calibrating curve of intensity and composition. Thus the composition (x) is determined. In this way, the composition (x) can be determined highly accurately without using temperature difference. The composition (x) of the AxB1-xC type, three-element, mixed crystal compound can be simply determined without destructing the sample, without using a large-scale, high vacuum apparatus, and without precise position aligning of the sample.
