PROBLEM TO BE SOLVED: To refine the prior art.SOLUTION: A stacked integrated multi-junction solar cell includes: a first subcell SC1 that has a layer S1 comprising an InGaP compound; a second subcell SC2 that has a layer S2 comprising an InPcompound; a third subcell SC3 that has a layer S3 comprising an InGaAsPcompound; and a fourth subcell SC4 that has a layer S4 comprising an InGaAs compound. The layers S1-S4 have first, second, third and fourth lattice constants and band gap energies Eg1, Eg2, Eg3, Eg4, respectively. The thickness of each of the layers is greater than 100 nm, and the layer is formed as part of an emitter, as part of a base and/or as part of the space charge region lying between the emitter and the base. In the stacked integrated multi-junction solar cell, Eg1>Eg2>Eg3>Eg4 holds for the band gap energies, and a region with a wafer bond is formed between two subcells.SELECTED DRAWING: Figure 1 |
