PROBLEM TO BE SOLVED: To provide a semiconductor heterojunction structure in which ultraviolet and blue light are efficiently emitted by a luminous element using a zinc oxide which is rich in natural resources and whose material cost and process cost are inexpensive.SOLUTION: When a light-emitting element is made to have a hetero-structure of n-ZnO/SiN/NiO/p-Si and a forward bias voltage is applied, light emission of ultraviolet and blue color is generated by directly injecting holes from the silicon side into the valence band of a zinc oxide while suppressing injection of electrons to the silicon side from the zinc oxide.SELECTED DRAWING: Figure 3 |
