PROBLEM TO BE SOLVED: To provide a monolithic VCSEL array, the shape of the external mode of which is controlled.SOLUTION: A monolithic surface-emission laser includes a DBR104, a luminous layer 102, and a diffraction grating layer 112 constituted using more than one asymmetric sub-wavelength diffraction gratings 116-119. Each diffraction grating is configured to form a cavity resonator along with the DBR, and configured to achieve one or more internal resonator mode, and one or more external transverse mode radiated through the diffraction grating.SELECTED DRAWING: Figure 1A |
