PROBLEM TO BE SOLVED: To provide a voltage controlled oscillator having stable phase noise characteristics by using a first region for operation due to phase noise and DC bias current characteristics. SOLUTION: The voltage controlled oscillator is provided with an LC tank circuit comprising inductors L1 and L2 and variable capacitor elements M1 and M2 and bipolar transistors Q1 and Q2 for generating negative resistance. The collector-emitter voltage VcEof the bipolar transistors Q1 and Q2 is equal to or higher than the base-emitter voltage VBEof the bipolar transistors during an oscillating operation, and is also equal to or lower than the transistor breakdown voltage BVCEOof the bipolar transistors Q1 and Q2.
