PROBLEM TO BE SOLVED: To provide an optical semiconductor element which can broaden an emission wavelength band compared with that in the past.SOLUTION: An optical semiconductor element comprises: an MQW active layer 14 including a multiquantum well structure; and at least one electrode pair 11, 17 for injecting a current into the active layer. The multiquantum well structure includes a first quantum well 141 and a second quantum well 142 different from the first quantum well, in which the first quantum well has at least two features different from those of the second quantum well among a well layer composition, a well layer width and a barrier layer composition. |
