The present invention relates to a semiconductor device and an operating method thereof. The semiconductor device includes: multiple memory cells connected between a source line and a bit line; a voltage generation circuit which applies an erase voltage to the source line during an erasing operation; and a read and write circuit which is connected to the bit line through a selection transistor and applies a driving voltage to a first node of the selection transistor during the erasing operation.
