FIELD: power industry.SUBSTANCE: thin-film solar cell includes translucent substrate (1), onto which the following is applied in series: translucent electrically conductive film (2), p-layer (3) from microcrystalline hydrogenised silicon in the form of solid solution SiC:H, where 0.7<x<0.95, with optical width of a forbidden zone of more than 2 eV, i-layer (4) from amorphous hydrogenised silicon, n-layer (5) from hydrogenised silicon and back electrically conductive layer (6). i-layer (4) is made with reducing hydrogen concentration in the direction from p-layer (3) to n-layer (5) so that optical width of the forbidden zone of i-layer (4) reduces from 1.9 eV near p-layer (3) to 1.55 eV near n-layer (5).EFFECT: according to the invention, thin-film solar cell has increased conversion efficient of solar radiation.4 cl, 1 dwg |
