<p><P>PROBLEM TO BE SOLVED: To provide a multi-junction solar cell including a meta-morphic layer, and to provide its manufacturing method. <P>SOLUTION: The manufacturing method is provided for the multi-junction solar cell including an upper sub cell, an intermediate sub cell and a lower sub cell. It includes the steps of preparing a first substrate for epitaxial growth of a semiconductor material, of forming on the substrate a first solar sub cell having a first band gap, of forming on the first solar sub cell a second solar sub cell having a second band gap smaller than the first band gap, of forming a barrier layer on the second sub cell for preventing threading dislocation, of forming on the barrier layer a grading intermediate layer having a third band gap larger than the second band gap, and of forming on the grading intermediate layer a third solar sub cell having a fourth band gap smaller than the second band gap and lattice-misfitted to the second sub cell. <P>COPYRIGHT: (C)2009,JPO&INPIT</p> |
