<p><P>PROBLEM TO BE SOLVED: To provide a solar cell capable of having a high efficiency of photoelectric conversion and larger area than ever by using nanotubes. <P>SOLUTION: The solar cell 10 contains a diode. The solar cell 10 includes: a polycrystalline silicon layer 3 formed on a substrate 1 and doped with n-type impurities, and nanotubes 4 connected to the polycrystalline silicon layer 3 at one end and formed so as to extend from respective silicon grains of the polycrystalline silicon layer 3. The other end sides 4p of the nanotubes 4 are doped with p-type impurities of which conductivity type is inverse to that of the polycrystalline silicon layer 3. Impurity region of the diode is composed of the polycrystalline silicon layer 3 and the other end sides 4p of the nanotubes 4. <P>COPYRIGHT: (C)2011,JPO&INPIT</p> |
