摘要 PROBLEM TO BE SOLVED: To provide a semiconductor switch which has a low switching loss especially at high temperature and which is employed to a high-output half bridge.SOLUTION: A semiconductor module 10 has gates 26a, 26b, collectors 16a, 16b and emitters 18a, 18b. The semiconductor module 10 further comprises between the collectors 16a, 16b and the emitters 18a, 18b: reverse conducting transistors 12a, 12b which are RC-IGBTs or BIGTs provided with reverse conducting diodes 24a, 24b; at least one free wheeling diode 28a, 28b connected in anti parallel with each of the transistors 12a, 12b each having higher forward voltage drop than that of each of the reverse conducting diodes 24a, 24b in a static state; and a control part for connecting the gates 26a, 26b with potential for turning on and off the transistors 12a, 12b.
