PROBLEM TO BE SOLVED: To provide a high current density LED device that can be applied to lighting products.SOLUTION: A light emitting diode device emitting at wavelengths of 390-415 nm has a bulk gallium and nitrogen containing substrate 1 with an active region 3. The substrate 1 includes a surface orientation of a semipolar or non-polar crystal plane. The device has a current density of greater than about 175 Amps/cm. The device also has an external quantum efficiency characterized by a roll off of less than about 5% in absolute efficiency.
