摘要
依据本发明可提供一种贯通电极之形成方法,包含对于形成于基板之孔的侧壁实施以下步骤:(1)使用至少含有钴离子或镍离子、错化剂、还原剂及pH调整剂之无电解钴镀敷液或无电解镍镀敷液,自该孔的入口至该孔的部形成对于铜之扩散防止层即金属合金膜;(2)使用至少含有钴离子或镍离子、错化剂、还原剂、pH调整剂及具胺基之聚合物的无电解钴镀敷液或无电解镍镀敷液,自该孔的部至该孔的底部形成扩散防止层即金属合金膜;及(3)使用无电解铜镀敷液,在(1)步骤及(2)步骤形成之扩散防止层上叠层铜种层。 无
