PROBLEM TO BE SOLVED: To provide a manufacturing method suppressing deposition of an oligomer during processing and excellent in productivity of a low oligomer polyester film having no deposition of the oligomer on a surface for long time, a low oligomer polyester film and a release film using the low oligomer polyester film. ! SOLUTION: There is provided a manufacturing method of a low oligomer polyester film including modifying a surface of a polyester film by an ion source capable of irradiating high speed ion to the polyester film in a vacuum tank. There is provided the low oligomer polyester film where a modification layer by irradiation of the high speed ion is arranged on at least single side of a surface layer of the polyester film and the amount of polyester oligomer by a dimethylformamide extraction of the ion irradiated face after a heat treatment at 180°C for 10 minutes is 2.0 mg/m2 or less. !
