<p><P>PROBLEM TO BE SOLVED: To suppress variation in output light even if temperature changes, in a semiconductor optical device. <P>SOLUTION: A semiconductor optical device 1 comprises a semiconductor optical amplifier 2 and an optical wavelength selection element 3. The optical wavelength selection element 3 includes a first light waveguide 21 and a ring resonator 22 that is optically connected to a coupling waveguide 32 of the first light waveguide 21. Additionally, the optical wavelength selection element includes a second light waveguide 23 including a coupling waveguide 41 that is optically connected to the ring resonator 22, and a wavelength selection reflector 24 is formed in the second light waveguide 23. The wavelength selection reflector 24 is composed of a vertical diffraction grating 25, and reflects light having a wavelength of the peak of one resonance mode in the peaks of the resonance modes selected by the ring resonator 22. <P>COPYRIGHT: (C)2012,JPO&INPIT</p> |
