A semiconductor integrated circuit includes: a semiconductor substrate; a lower electrode formed in the upper side of the semiconductor substrate; an interlayer dielectric which is formed in the upper part of the semiconductor substrate including the lower electrode and includes a variable resistance region for exposing the lower electrode; and a variable resistance layer which is filled in the variable resistance region. The variable resistance region has a diameter which is gradually extended to the upper and lower parts.
