摘要 An intelligent power module (IPM) and manufacturing method thereof, the IPM (1) comprising a metal substrate (306), a circuit wiring layer (308), a plurality of IGBT tubes (20), gate electrode driving tubes (40), and metal wires (305); one surface of the metal substrate (306) is covered by an insulating layer (307); the circuit wiring layer (308) is formed on the surface of the insulating layer (307); the plurality of IGBT tubes (20) are disposed at preset positions on the circuit wiring layer (308); the number of the gate electrode driving tubes (40) is the same as the number of the IGBT tubes (20); each gate electrode driving tube (40) respectively serves as the drive circuit of the corresponding IGBT tube (20), and the wirings electrically connecting the drive end of each gate electrode driving tube (40) and the gate electrode of the IGBT tube (20) are of the same length; the metal wires (305) are connected between the circuit wiring layer (308), the IGBT tubes (20) and the gate electrode driving tubes (40) to form a preset circuit, ensuring the wiring from the gate electrode driving tubes (40) to the gate electrodes of the IGBT tubes (20) to be the same, thus ensuring identical dynamic characteristics of the IGBT tubes (20) without increasing the wiring of the IPM.
