<p>The present invention provides a method for enhancing an operating temperature range for a resistive memory. The method comprises the steps of: supplying power to a resistive memory die; sensing the temperature of the resistive memory die; operating one or more heaters proximately disposed to one or more memory cells of the resistive memory if the sensed temperature is less than or equal to a predetermined temperature threshold; and stopping the heaters if the temperature of the resistive memory die is greater than or equal to the predetermined temperature threshold. Therefore, the resistive memory can operate at low temperatures without consuming a large amount of power and causing reliability problems.</p> |
