A device for the determination of drift mobility of minor carriers includes a sample, square-wave voltage generator and current generator that are connected to each other in parallel, and a battery. The device additionally comprises a unit for signal processing and indication, microelectronic frequency converter that includes the first, second and third resistors, the first and the second field transistors, bipolar transistor, first and second capacitors and DC power source. The first pole of the DC power source is connected to the first output of the second capacitor, the second output of the third resistor and the collector of bipolar transistor base of which is connected to the first output of the third resistor and the second output of the first capacitor, the first output of that one is connected to the emitter of bipolar transistor, drain of the first field transistor, the first and the second gates of the second field transistor, first output terminal of the device and the first output of the first resistor the second output of which is connected to the first output of the second resistor, sources of the first and the second field transistors and the second output terminal of the device. The second output of the second resistor is connected to the drain of the second field transistor, the first and second gates of the first field transistor, second output of the second capacitor, second pole of the DC power source. The signal processing and indication unit is connected to the output terminals. |
