PROBLEM TO BE SOLVED: To provide a semiconductor optical element and an integrated type semiconductor optical element each having higher optical output, and to provide a method of manufacturing the semiconductor optical element.SOLUTION: The semiconductor optical element includes a semiconductor laminate structure including an active layer, and an electrode formed so as to be contacted with an upper surface of the semiconductor laminate structure. At least a part of the upper surface of the semiconductor laminate structure is composed of : a surface of a first semiconductor layer included in the semiconductor laminate structure; and a surface of a second semiconductor layer having a thermal conductivity and an electric resistance rate lower than those of the first semiconductor layer. An area where the second semiconductor layer is contacted with the electrode is larger than an area where the first semiconductor layer is contacted with the electrode.
