The present invention relates to a semiconductor memory device and an operating method thereof. The semiconductor memory device according to the present invention includes; a memory cell array which includes a plurality of memory cells, a peripheral circuit which performs an erase operation and a soft program operation, and a control circuit which controls the peripheral circuit to successively apply a read voltage and a soft program voltage to a word line selected among the word lines of the memory cell array in the soft program operation.
