PROBLEM TO BE SOLVED: To provide a compact monolithic integrated light source having a modulation function.SOLUTION: A light source 1 having a modulation function is composed by monolithically integrating a wavelength-variable laser array 10, an optical coupler 20, a semiconductor optical amplifier 30, a semiconductor optical modulator 40, and connection optical waveguides 50, 60, 70 and 80. An optical modulation layer as a core layer of the semiconductor optical modulator 40 is doped with an impurity for forming carriers. This improves a refractive index of the semiconductor optical modulator 40 and allows downsizing of the semiconductor optical modulator 40, which leads to the downsizing of the entire light source 1. |
