The present invention relates to a semiconductor memory device and an operating method thereof. The semiconductor memory device according to the present invention comprises: a memory cell array including a plurality of memory cells; a peripheral circuit performing an erase operation and a soft program operation; and a control circuit controlling the peripheral circuits in order to program the memory cells using a hot carrier injection (HCI) method when operating the soft program.
