PROBLEM TO BE SOLVED: To correctly perform a sense operation using a cross-couple type sense amplifier.SOLUTION: Before a time t21, a precharge potential is applied to a bit line pair and common source wiring (BLEQB and CSEQB=L). At the time t21, the precharge of the bit line pair is released (BLEQB=H), so that the bit line pair becomes a floating state. At a time t22, a word line WL is activated and data is read to one of the bit line pair. At a time t23, the precharge of the common source wiring is released (CSEQB=H) and an activation potential is supplied to the common source wiring (SAN=H) so as to activate a sense amplifier and amplify a potential difference generated in the bit line pair. During the time t21 to t23, it is retained to CSEQB=L so as to eliminate inversion of the potential difference of the bit line pair by an off-leak current. |
