<P>PROBLEM TO BE SOLVED: To provide a compound semiconductor solar cell having high characteristics. <P>SOLUTION: A compound semiconductor solar cell comprises: a first subcell; a second sub-cell on the first subcell; a third subcell on the second subcell; and a grating buffer layer between the first subcell and the second subcell. A second compound semiconductor layer of the second subcell has a lattice constant smaller than that of a first compound semiconductor layer of the first subcell or that of a fourth compound semiconductor layer of the grating buffer layer. A lattice mismatch rate of the lattice constant of the first compound semiconductor layer or of the fourth compound semiconductor layer to the lattice constant of the second compound semiconductor layer is 0.1% and over. The compound solar cell further comprises first and second lattice mismatch layers respectively provided between the second subcell and the grating buffer layer, and between the second subcell and the third subcell. A lattice mismatch rate of a lattice constant of each of the first and the second lattice mismatch layers to the lattice constant of the second compound semiconductor layer is 0.1% and over. <P>COPYRIGHT: (C)2013,JPO&INPIT |
