摘要 <P>PROBLEM TO BE SOLVED: To provide a tandem solar battery cell capable of generating a power more efficiently without causing increase in production cost of the tandem solar battery cell. <P>SOLUTION: An n-type nitride light-receiving layer 104, a p-type nitride light-receiving layer 105, and a junction layer 106 are formed on a semiconductor layer 103 by crystal growth. For example, on a separation layer 202 comprising a hexagonal system boron nitride formed on a substrate 201 such as sapphire and the like, the semiconductor layer 103 is preliminarily crystal-grown, and the n-type nitride light-receiving layer 104, the p-type nitride light-receiving layer 105, and the junction layer 106 are sequentially crystal-grown thereon. Next, an n-type silicon light-receiving layer 102 is bonded to the junction layer 106, and thereafter, separation at the separation layer 202 from the substrate 201 is performed to form a tandem solar battery cell. Since the separation layer 202 can be mechanically processed with ease similar to graphite, the separation at the separation layer 202 can be easily performed. <P>COPYRIGHT: (C)2013,JPO&INPIT
