摘要
一种金属薄膜之物理气相沉积方法,可用以制备钛、铝与钛铝合金之金属薄膜,其步骤包含有:于一密闭腔体内置入一基材,以及一由钛、铝或钛铝合金所制成之靶材,在该密闭腔体内抽真空达6.6×10-4~1.3Pa之背景压力后,将空气与氩气以流量比6/100以下进行混合后的混合气体通入该密闭腔体,在工作压力1.3×10-2Pa~1.3Pa下,施加电压于该基材与该靶材,即可于该基材之表面沉积形成金属薄膜。由于本发明采用随处可得的空气,且背景压力要求不高,具有设备简单、制程快速、成本低廉等优点。
