<P>PROBLEM TO BE SOLVED: To provide a long-life surface emitting laser element which has high luminous efficiency and excellent temperature characteristics. <P>SOLUTION: The surface emitting laser element comprises: a lower semiconductor DBR composed of, when a low refractive index layer 103a having large heat conductivity and a high refractive index layer 103b having heat conductivity smaller than that of the low refractive index layer 103a are paired, a first lower semiconductor DBR 103<SB POS="POST">1</SB>including 30.5 pairs, a second lower semiconductor DBR 103<SB POS="POST">2</SB>including 5 pairs and a third lower semiconductor DBR 103<SB POS="POST">3</SB>including one pair. In the second lower semiconductor DBR 103<SB POS="POST">2</SB>, the low refractive index layer 103a is set to have an optical thickness of 3λ/4 and the high refractive index layer 103b is set to have an optical thickness of λ/4. The third lower semiconductor DBR 103<SB POS="POST">3</SB>is provided between a resonator structure and the second lower semiconductor DBR 103<SB POS="POST">2</SB>, and each refractive index layer is set to have an optical thickness of λ/4. <P>COPYRIGHT: (C)2013,JPO&INPIT |
