The method involves generating a doping gradient from thermal donor in n-type silicon wafer (1) and generating photovoltaic active junction (13) for solar cell. The solar cell is contacted with n-type base region (12,12td) having doping gradient of thermal donor by emitter contact (32) and base contact (31).
