<P>PROBLEM TO BE SOLVED: To provide a carboxylic acid silyl ester compound having bulky substituent. <P>SOLUTION: This invention relates to a compound represented by general formula (1) [in the formula, R<SP POS="POST">1</SP>, R<SP POS="POST">2</SP>and R<SP POS="POST">3</SP>are each a hydrogen atom or a monovalent hydrocarbon group, R<SP POS="POST">1</SP>and R<SP POS="POST">2</SP>, or R<SP POS="POST">2</SP>and R<SP POS="POST">3</SP>are mutually bonded, and may form a ring together with a carbon atom bonded thereto, R<SP POS="POST">4</SP>is a monovalent secondary or tertiary hydrocarbon group, and R<SP POS="POST">5</SP>is a monovalent hydrocarbon group or a group represented by general formula (2) (in the formula, R<SP POS="POST">1</SP>, R<SP POS="POST">2</SP>and R<SP POS="POST">3</SP>are each the same)].
