<P>PROBLEM TO BE SOLVED: To provide an uncooled-type electro-absorption modulator integrated distributed feedback laser that can perform long distance transmission at high speed. <P>SOLUTION: Semiconductor material and mesa structure in an active layer located in a modulator unit are optimized. Ranges of a compatible value of a gain peak wavelength in a laser unit and a compatible value of a photoluminescence wavelength in the modulator unit are obtained with regard to oscillation wavelength of the laser unit at predetermined temperature. It is designed so that the wavelength becomes any value within the ranges of these compatible values, thereby manufactures the laser unit and modulator unit. <P>COPYRIGHT: (C)2013,JPO&INPIT |
