摘要

PROBLEM TO BE SOLVED: To provide a plate single crystal composed of a metal oxide, a metal oxide thin film using the plate single crystal, production methods for the single crystal and the film and a variable-resistance element made using the single crystal and/or the film.

SOLUTION: The plate single crystal is made of a metal oxide of MO or M3O4, wherein M is at least one metal element selected from Co, Fe, Ni, Zn and Cu. It is hexagonal in an aspect ratio of 10-500, and its surface in the direction of the plane is the crystal face (111).
