SILICONE RUBBER SHEET FOR THERMOCOMPRESSION BONDING

PURPOSE: A silicon rubber sheet for thermal compression is provided to reduce concavo-convexes on the surface of the sheet in contact with a chip on flex(COF). CONSTITUTION: A silicon rubber sheet for thermal compression includes a thermoconductive silicon rubber layer(12) and flat or opening processed glass cloth(11) which is stacked and integrated with the thermoconductive silicon rubber layer. The porosity of the flat or opening processed glass cloth is less than or equal to 10%. The porosity is represented by an equation, porosity = ((b1×b2) / (a1×a2))×100. In the equation, a1 is the average value of the center length of adjacent warps; a2 is the average value of the center length of adjacent wefts; b1 is the average value of the gap of adjacent warps; and b2 is the average value of the gap of adjacent wefts. The thickness of glass cloth is in a range between 0.02 and 0.1mm.
